Summary: | This paper talks about design, realization and measured results of active frequency tripler (X-Band (8.5-10GHz) to Ka-Band (25.5-30GHz)) with amplifier stages. Due to non-availability of discrete active devices at these frequencies, it was planned to carry out the design using GaAs based 130nm MMIC technology. Frequency multiplication of order 3 with input and output amplifier stages are considered to meet the required specifications. Packaged die generates output power in the range of +12dBm to +17dBm and harmonic rejection better than 20dBc is achieved without any additional filter in the circuit. MMIC die is realized with a chip size of 3.1mm x 1.lmm. |
