Low voltage defect heterogeneous quantum cascade laser

We demonstrate a quantum cascade laser employing two different injector regions and matched 4.6 mum optical transitions for low-voltage-defect operation. The laser has a pulsed wall-plug efficiency of 19% at 80 K and operates pulsed at 300 K.
