Frequency locking at 50-GHz spacings using optoelectronic mixing in photoheterojunction bipolar transistors

We describe optoelectronic mixing in a photoheterojunction bipolar transistor to frequency lock two single-mode lasers at a frequency spacing of 50 GHz. We demonstrate high locking stability with an uncertainty in the detuning frequency of only a few megahertz.
